It doesn't matter if I'm sending keys or steam gifts. IMHO chat is the safest way to go. I add a note to my giveaways that the gift is sent via Steam chat to let people know.

Always chat. I send the winner an email telling him to accept my friend request on Steam but I'd never send the game through email.

I usually add the person on Steam, and send a congratulations e-mail reminding they won a giveaway :)
I prefer the chat, it's more personal and get immediate feedback.
E-mail when I'm out of time or if meeting online gets tricky (timezone, work, etc)

Chat, you get some form of gratitude from the winner, you can gently remind them to mark as redeemed, it's safer because there's no risk of them not seeing it / it going in a spam box, it's possibly a little harder for them to re gift of you've given in chat etc.

I prefer chat. The "human" touch.
I want to check that the key was redeemed by the winner properly and fairly.
A game for the winner. You participate, you get the key and you use the key.

Also, this way i was be able to meet gamers that have a Youtube account and sometimes, i do music for them, for their channels and videos, intros, etc.
And nowadays, we are good friends and we get well along, we make trades, gifts, play coops and get nice chat times. :)

Sending just an e-mail is like: "Here, take it and good bye!"
